I would say married filing separately.

If married in 2020, you can't file as single. You have to either File Married Jointly or Separately.

You are no longer single after you married 

the online forms don't allow you to put in the spouse's info when there is no SS #,  so you apply for ITIN (when doing MFJ) according to IRS instructions

You either apply for his itin, to file jointly or paper file separately and enter NRA on the SSN field.

I believed that the Itin number was for people who reside in the USA and do not have a Social Security number . Husband is outside of USA  not Canada or Mexico

There's no requirement to be living in the US to get an ITIN.
